چکیده

The present paper describes the orientational control of 10 nm scale cylinders in sugar-based block copolymer thin films by simply varying the composition of the annealing co-solvent. The affinity of the block copolymer to the solvent vapor could be systematically adjusted in this way.

Salt Complexation in Block Copolymer Thin Films

Ion complexation within cylinder-forming block copolymer thin films was found to affect the ordering process of the copolymer films during solvent annealing, significantly enhancing the long-range positional order. Small amounts of alkali halide or metal salts were added to PS-b-PEO, on the order of a few ions per chain, where the salt complexed with the PEO block. The orientation of the cylind...

Perpendicularly oriented sub-10-nm block copolymer lamellae by atmospheric thermal annealing for one minute

The directed self-assembly (DSA) of block co-polymers (BCPs) can realize next-generation lithography for semiconductors and a variety of soft materials. It is imperative to simultaneously achieve many requirements such as a high resolution, orientation control of micro-domains, etch selectivity, rapid and mild annealing, a low cost, and compatibility with manufacturing for developing suitable B...

Lateral nanopatterns in thin diblock copolymer films induced by selective solvents.

Block copolymers have long been studied for their theories and applications especially in nanotechnology.1-5 They have periodic structures with 10-100 nm long microphase separated domains which can be controlled by the molecular weight and composition of the block copolymer. Regulating these two parameters, one can prepare thin films with different morphologies over large areas. The patterns fo...

Perpendicular Structure Formation of Block Copolymer Thin Films during Thermal Solvent Vapor Annealing: Solvent and Thickness Effects

Solvent vapor annealing of block copolymer (BCP) thin films can produce a range of interesting morphologies, especially when the perpendicular orientation of micro-domains with respect to the substrate plays a role. This, for instance, allows BCP thin films to serve as useful templates for nanolithography and hybrid materials preparation. However, precise control of the arising morphologies is ...
